摘要: 利用VLS法制备了AlN晶须,观察了诸如生长“小山”、堆垛等各种晶须形态.对AlN晶须的取向进行了研究,发现了一些不同于密排面的生长面,诸如{101n}(n=1,2,3).对AlN晶须的生长机制进行了初步探索,验证了螺旋位猪生长机制,并提出了斜生长机制,从而解释了VLS法制备的AlN晶须无[0001]取向的问题

Abstract: Morphologies of ALN whiskers grown by vapor-liquid-solid mechanism (VLS) were investigated. Several types of whisker structures such as growth hill, stack structure were found. Orientations of AlN whiskers were studied, besides preferential crystallographic planes, {101n}(n=1,2,3)were found to be growth layers. Axial screw dislocation growth mechanism was confirmed, alsooblique growth mechanism was proposed.
